Summary:
Vertical-cavity surface-emitting lasers with buried tunnel junction at 1.55μm wavelength with novel high-speed design are presented. The devices show superior modulation bandwidths above 10 GHz Wide open eye diagrams enable error-free data-transmission at 10-Gb/s.
