Abstract(in English) | Two-color surface emitting lasers based on semiconductor coupled cavity structure have been proposed as novel terahertz emission devices. In the proposed device, one cavity is used as the active layer for two-color lasing in the near infrared region by current injection and the other is used as the second-order nonlinear optical medium for difference frequency generation of the two-color fundamental laser light. We report the details of the design and fabrication methods for the coupled cavity structure using self-assembled InAs quantum dots of the 1.3 μm wavelength range and two-color emission characteristics measured by optical pumping and current injection. |
