Abstract(in English) We fabricated the narrow spectral linewidth wavelength tunable laser diodes with Si photonic wire waveguide ring resonators as an external optical cavity. The footprint of the optical cavity including the semiconductor optical amplifier is 2.6 mm × 0.5 mm, which is about 1/9 that of those made of SiON waveguide. More than 40 mW optical output power, wide wavelength range tuning operation which covers C-band or L-band of optical communication wavelength range and less than 100 kHz narrow spectral linewidth were obtained by optimizing design of the external optical cavity. The 1-chip wavelength tunable laser diode was fabricated by flip-chip bonding technique.
