Abstract(in English) We will talk about the current status and the future prospect of ultraviolet laser diodes. The electrically driven laser actions were already achieved with the emission wavelengths down to 336 nm. Here we present the long-term performance of a 350 nm-band laser diode, which is the first report ever for an AlGaN ultraviolet laser diode. The ultra-short pulse operation of the device has also been demonstrated. These results can provide a chance for wide applications free from the limited wavelengths of bulky current ultraviolet lasers.
