Study of Integration using Highly-Stacked Quantum Dots SOA and Intermixed Waveguide for All-optical Logic Gate Devices

Abstract(in English) In this paper, we fabricated the QD-SOA and QDI-MMRs for the purpose of all optical logic gate device, and measured the fundamental characteristics of the these devices. When the input light, whose wavelength was 1558 nm, input the QD-SOA, the fabricated QD-SOA was driven by 500 mA of injection current, the maximum gain of 35 dB was obtained. And also, Intermixing was done by using ICP-RIE etching and annealing technique at a low temperature of 650℃. The output-power contrasts of the device were 9.0 dB and 8.6 dB for TE and TM modes, respectively.
