Abstract(in English) Demands for the highly efficient transmission of large amounts of data capacity have become pressing with the explosive growth of Internet/intranet traffic. To meet these demands, the next-generation Ethernet standardization, 400-Gb/s Ethernet (400GbE) are being actively discussed. In this study, a new type of buried heterostruture DFB laser, namely, a ridge-shaped buried heterostructure (RS-BH) DFB laser, for high bit rate operation is proposed. It is experimentally demonstrated that the proposed RS-BH DFB lasers with an asymmetric corrugation-pitch-modulated (ACPM) grating have low threshold current and high frequency response. These superior lasing characteristics of RS-BH ACPM DFB lasers enable 56-Gb/s direct modulation at 55℃.
