Abstract(in English) Application spaces for digital coherent systems have a possibility that spreads from long-haul networks to metro networks. Therefore we have anticipated that smaller sized optical components need for metro applications. We have realized a high responsivity and wide 3-dB bandwidth of InP-based photodetectors monolithically integrated with a 90°hybrid by the butt-joint process for a compact coherent receiver. In addition, we have demonstrated the new cost-effective simultaneous formation method of spot-size converters (SSCs) and photodiode waveguides to the InP-based 90° hybrid using a selective regrowth process. As a result, the compact coherent receiver built-in these InP-based integration devices achieved the high sensitive characteristics by high optical coupling efficiency between the polarization beam splitter and the SSC.
