Abstract(in English) We present high-performance In AlAs avalanche photodiode (APD) for 25-Gbit/s high-speed optical fiber communications systems. Thin In AlAs avalanche layer, which provides low excess noise and large gain-bandwidth product, and the composite absorption layer consisting of p-/undoped In GaAs enable high sensitivity and high speed operation of an APD. Furthermore, a potential-gap relaxing layer is employed in order to extending dynamic range of the APD. Thus, we obtained high-speed operation with relatively low gain for the In AlAs-APD. These results promise that our developed APD is applicable for 100-Gbit/s loss-limited optical fiber communications systems, which require the low-power consumption and downsized optical transceiver.
