| 抄録(和) | 誤り訂正符号はNANDフラッシュメモリの信頼性向上に不可欠である.NANDフラッシュメモリの誤りの主な要因として,セル間の干渉と,データ保持時の誤りが挙げられる.前者はワード線単位で,閾値電圧分布を電圧が増大する方向に変化させ,後者は全てのメモリセルの閾値電圧分布を,電圧が減少する方向に変化させる.したがって,ワード線に含まれるページ内の誤りは,電圧の増加,減少のいずれか一方に限られる場合が多いと考えられる.マルチレベルセル(MLC)におけるこのような誤りは,単方向誤りと類似しており,多元の単方向誤りと見なせる.本稿では,この多元の単方向誤りを考慮した誤り訂正符号を提案する.評価の結果,提案手法は従来手法であるBCH符号と比較し,少ない検査ビットで実現できることが示された. |
| 抄録(英) | Error correcting codes (ECCs) are essential techniques to ensure reliability of NAND Flash Memories. As typical error sources of NAND Flash memories, cell-to-cell interference and data retention are considered. The cell-to-cell interference, which occurs on a word unit, shifts threshold voltage distribution to the negative side. Also, the data retention, every cell suffers its effects, shifts the distribution to the positive side. Consequently, errors to only upper levels or to only lower levels are considered to be dominant in a page. Such errors are similar to unidirectional errors, thus they can be regarded as q-ary unidirectional errors. In this work, a new class of error correcting codes on which the q-ary unidirectional errors are considered is proposed. Evaluation results show that the proposed codes have less check bits than conventional BCH codes. |
