Abstract(in English) | We analyze optical output characteristics in optical waveguide coupled high-index-contrast subwavelength grating VCSELs (HCG-VCSELs) which couple the laser output to the in-plane waveguide using a 2D-FDTD method. In a waveguide coupled HCG without a cavity structure, the coupling efficiency to the waveguide depends on the intensity of the light source at the starting edge of the waveguide. The fundamental mode mainly propagates in a waveguide with a thickness of 360 nm. In a waveguide coupled HCG-VCSEL, the ratio of the waveguide output to the vertical laser output is also determined by the intensity of the resonant mode at the waveguide edge. Positionmg the mesa edge at the waveguide edge with 1-μm accuracy results in the waveguide output of 1-2% of the vertical emission. |
