Abstract(in English) Herein, we propose the new scheme of performance monitoring of silicon Mach-Zender (MZ) modulator. In our scheme, the multi-mode waveguide was used for reducing optical loss due to side-wall-roughness, and the first mode was split by the mode splitter and guided to the photo detector. Using this structure, the residual first mode was reduced and the improvement of extinction ratio was confirmed. We have also demonstrated the performance monitoring with Germanium Photodiode which was monolithically integrated on Si-on-insulator. Although, the responsivity became lower as wavelength was getting longer, there was a responsivity of 0.04A/W even at L-band edge. This result shows that this monitoring scheme is capable of applying to C-band and L-band monitoring.
