High speed photodetectors for dense optical communication systems

Abstract(in English) Recently, high speed photodetectors with large 3dB bandwidth over 100GHz, and balanced phototectors for quadrature phase shift keying modulation formats, have been developed. In this report, the recent progress of high speed photodetectors in frequency responses and responsivities, is reviewed. And it will be discussed about designs of balanced phototectors, and improvements of WDM wavelength range in the responsivity.
