Lateral Integration of Tunable MEMS VCSEL and Slow Light Amplifier

Abstract(in English) We propose the lateral integration scheme of an MEMS tunable VCSEL and a slow light amplifier for increasing single-mode powers and realizing new functionalities. The modeling result predicts the wavelength tuning range of 40 nm with the maximum output power over tens mW for a compact (50 μm) slow light amplifier monolithically integrated with an MEMS VCSEL. We fabricated an electro-thermally actuated MEMS VCSEL as a preliminary experiment for the proposed structure, and obtained a tuning range of 35 nm with heating power of 170 mW. In addition, we discuss an on-chip beam scanner employing the slow light amplifier.
