Development of broadband quantum-dot optical gain device with InAs/InGaAs quantum-dot structure

Abstract(in English) Significant expansion and effective use of optical frequency resources are expected to be an important technology for future optical communication. Recently, we focused on a development of the novel optical frequency resource in a Thousand-band (T-band; 1000-1260nm), and O-band (1260-1360nm). Optical gain devices with InAs/InGaAs quantum dot (QD) structure are considered to be useful photonic gain material in those wavebands. In this paper, we investigated broadband QD optical-gain material using the sandwiched sub-nano separator (SSNS) which provides a high quality QD and a modulated structures. We also constructed wavelength-tunable QD light source using the broadband QD optical-gain material. As a result, a broadband wavelength-tunability was successfully demonstrated in the 1.2-1.3 μm wavebands.
