V-band Subharmonically Injection Locked VCO MMIC with a λ/4 Open-Ended Stub

Abstract(in English) In order to improve phase noise in millimeter-wave, a subharmonically injection locked oscillator is used. However a subharmonically injection locked oscillator has a drawback that a locking range is narrow. We suggested a subharmonically injection locked oscillator which had a λ/4 open-ended stub connected to a source terminal of a FET, in order to increase a locking range. In this paper, measurement results of V band injection locked VCO MMIC is shown. Locking range of a fabricated V band injection locked VCO MMIC has 15 times wider than that of conventional one and the locking range increases in proportion to injection power.
