High-power Continuous-wave Operation of BeZnCdSe Quantum-well Green Laser Diodes

Abstract(in English) Green laser diodes have been attracting much attention because they would realize novel full-color devices installed in laser display products such as pocket projectors. ZnSe based compound semiconductors containing Be have a higher degree of covalency than that of conventional II-VI materials; thus, they are promising materials for the green LDs with high reliability. In this study, room temperature continuous-wave (cw) operation at 536 nm was demonstrated with a BeZnCdSe quantum-well laser diode. In particular, high-power lasing over 50 mW was achieved. Moreover, yellow lasing was obtained by varying Cd content of quantum-well.
