Abstract(in English) | We report 780nm range 40 channels vertical cavity surface emitting laser (VCSEL) arrays which were developed for laser printers. We improved many laser characteristics such as maximum power, thermal cross talk and long-term reliability by reducing thermal resistance of a lower multi layer reflector. We achieved both high-power single-mode operation of over 3mW and stable polarization characteristics up to oxide aperture area of 50μm^2 using compressive-strained Al-free GaInPAs active layer, misoriented substrate, and anisotropic higher transverse mode filter. |
