Abstract(in English) The Well-in-Well lasers which is a kind of carrier relaxation controlling structure are investigated for high speed modulation of direct modulated semiconductor lasers. In theoretical analysis, the structural optimization based on wave-function distribution in Well-in-Well structure is reported. In experimental work, Well-in-Well laser wafer is grown by molecular beam epitaxy system, and fabricated as ridge laser devises. By using this devises, noise characteristics and small signal response are investigated.
