Recent progress and future prospects ofterahertz quantum cascade lasers

Abstract(in English) Terahertz-quantum cascade lasers (THz-QCLs) are small-size, continuous-wave (cw) and long-lifetime THz light sources with high-efficiency, high-power, narrow line-width properties. For these reasons, there is strong demand for developing a practically applicable THz-QCL especially for the applications in non-destructive investigations. We are studying on GaAs and III-nitride-based THz-QCLs, for the purpose of achieving higher operating temperature (>230K) and unexplored frequency range (0.5-1THz and 5-12THz) on THz-QCLs. Recently, we achieved 3.7 THz lasing from GaAs/AlGaAs THz-QCL. We obtained maximum operating temperature (Tmax) of 143 K and minimum threshold current density (Jth) of 0.8 KA/cm^2. We also observed Jth reductions of the GaAs/AlGaAs QCLs as increasing the Al-composition of AlGaAs barriers. We also developing THz-QCLs using III-nitride semiconductors, for the purpose of realizing 5-12 THz frequency range QCLs. We fabricated GaN/AlGaN QCL structures successfully by using a droplet elimination by thermal annealing (DETA) technique in MBE growth. We then achieved first spontaneous electroluminescence by intersubband transition in GaN-based THz-QCL structures, with peak frequencies from 1.4 to 2.8 THz.
