Abstract(in English) | A mode-locked VCSEL structure with double-path resonance configuration using an external concave mirror is a promising clock light source with repetition frequency above 10GHz for optical interconnection because of low threshold current, large tolerance for lateral misalignment of the mirror, and so on. However, few reports have been reported for a passively mode-locked VCSEL with such configuration so far. In this report, we fabricated the devices, and tested for several basic performances. The threshold current of the device with concave mirror radius of 14.12mm was almost constant regardless of large displacement of the mirror in the lateral direction of up to 50μm. In addition, clear change of current versus light output characteristics was observed with changing bias voltage to the saturable absorber by doubling the absorber mesa size against the active region due to the improvement of the optical coupling efficiency of the cavity mode to the absorber. Moreover, the optimized conditions to maximize the RF intensity for injection current to the active region and the applied voltage to the saturable absorber were obtained. Under those conditions, RF peaks at frequencies of 5.29 and 11.94GHz were observed. |
