Abstract(in English) In cascode circuit configuration, the method to expand the design range of operation modes is proposed. This method can set independently bias voltages of two transistors by adding a DC bias node between two transistors. Using source-pull and load-pull measurement, the optimal source and load impedances and microwave performances for the InGaP/GaAs HBT cascode circuit were obtained. Based on these impedances, a 1.9-GHz-band cascode power amplifier MMIC was designed, fabricated and estimated. The dependence of microwave performances on both transistor bias conditions was estimated in detail. Also, performances of this cascode configuration were compared to the conventional cascode one.
