Abstract(in Japanese) (See Japanese page)
Abstract(in English) In 1970, Esaki and Tsu proposed the Bloch oscillator based on the semiconductor superlattices (SLs). However, it has not been realized yet due to the formation of high-field domains (HFDs) in SLs. The large-amplitude operation scheme has been attracting considerable attention as a potential solution for suppressing the formation of HFDs, but nevertheless this scheme is technologically demanding. In order to examine a possibility of large amplitude operations of actual SL systems, we have investigated dc I-V characteristics in coupled SL-antenna devices under the irradiation of intense sub-THz fields from a gyrotron. We observed clear suppression of negative differential conductivity, a direct cause of the formation of HFDs..
