Abstract(in English) 1.27-μm high-density quantum-dot (QD) DFB lasers for access network applications such as 10G-EPON are presented. Fabricated QD DFB lasers show temperature-stable light-current characteristics with stable single-mode oscillation. Furthermore, owing to the high optical gain of QD active layers and long cavity design, 10.3-Gb/s operations with a high averaged output power of + 4.5 dBm are demonstrated in the temperature range of-10℃ to 85℃.
