Giant Wavelength-Temperature Dependence of VCSEL with Thermally Actuated Cantilever Structure for Tunable VCSEL

Abstract(in English) We demonstrate a giant temperature dependence of wavelength by integrating a SiO2/AlGaAs thermally actuated cantilever structure into VCSEL. An estimated temperature dependence Δλ/ΔT is over ten times larger than that of conventional VCSELs and 0.79 nm/K is obtained experimentally. In addition, we demonstrate the electro-thermal tuning by heating the cantilever with applying a voltage in the electrodes formed near the edge of the cantilever. A tuning range of 4.7 nm is obtained with heating power of 29 mW.
