Abstract(in English) Multiple-wavelength 25-Gb/s operation of a 1.3-μm lens-integrated surface-emitting laser array for massive data links is demonstrated. The basic structure of the laser consists of a short InGaAlAs multiple-quantum-well (MQW) distributed-feedback (DFB) active stripe monolithically integrated with both a 45° total reflection mirror and an aspheric collimation lens. A nine-channel multiple-wavelength laser array exhibited nine-wavelength stable single-mode operation with side-mode suppression ratio (SMSR) of more than 40 dB between 1260 and 1290 nm at 3.7-nm intervals. It also exhibited a clear 25-Gb/s eye opening for each wavelength. The multiple-wavelength surface-emitting laser array has demonstrated its suitability for use in next-generation multiple-channel data links including 100-Gb Ethernet and optical interconnects.
