Abstract(in English) This paper presents two compact power amplifiers (PAs) for future multi-band/multi-mode mobile terminals: One covers the 9-bands between 0.7 GHz to 2.5 GHz with a size of 25 x 25 mm^2, the other covers the 6-band between 1.5 GHz to 2.5 GHz with a size of 8.05 x 6.2 mm^2. These PAs have input/output matching networks with semiconductor switches for multi-band operation. Experimental results show the 9-band and 6-band PAs achieve the output power of greater than 2W and 1W, the gain of greater than 30 dB and 27 dB and the PAE of greater than 30% and 30%, respectively. These PAs are highly miniaturized by using multi-layer substrate compared to the PA with single-layer substrate.
