Development of external-cavity type wavelength-tunable light source with broadband quantum dots optical gain for T- and O-bands

Abstract(in English) Significant expansion and effective use of optical frequency resources are believed to be an important technology for future optical communication. Recently, we therefore focus on a development of the novel optical frequency resource in a Thousand-band (T-band ; 1000-1260nm), and O-band (1260-1360nm) with use of attractive photonic devices and materials. The InAs/InGaAs quantum dot (QD) structure is considered to be useful optical gain materials in those wavebands. In this paper, two important-techniques of the sandwiched sub-nano separator (SSNS) growth technique and a modulated QD structures were proposed to obtain a high-quality and broadband optical gain. We also constructed an external-cavity type wavelength-tunable QD light source using the broadband QD optical-gain material. As a result, an ultra-broadband wavelength-tunability was successfully demonstrated in the 1.2-1.3 μm wavebands using the developed wavelength-tunable QD light source.
