| Abstract(in English) | We developed a surface illuminated AlInAs Avalanche Photodiode (APD) for 10G-EPON ONU. We optimized a distributed bragg reflector (DBR) and a depletion layer, and the APD with large diameter of 40μm has wide bandwidth of 7.4 GHz at a multiplication factor of 10 and high responsivity of浴`0.95 A/W. |
