Abstract(in English) Light extraction efficiency is one of the most critical factors for improving the efficiency of UV-LEDs. Combination of thin ITO film annealed at high temperature and Al-based high-reflective electrode is effective as a p-type contact layer to realize high reflectivity and low contact resistivity. The light output power of a 350 nm LED with this reflective electrode is 1.2 times higher than that with a conventional Ni/Au contact without a serious increase of the operating voltage.
