Abstract(in English) In this report, an X-band transmitting and receiving power amplifier unit using GaN HEMTs is presented. This unit has developed to apply for active phased array antennas in next-generation weather radars. The unit is a T/R module which has 8 transmitting and receiving circuits. Each transmitting circuit consists of a GaN HEMT and a phase shifter, and each receiving circuit has a low noise amplifier. The developed unit shows approximately 20W/channel (160W/unit) in the average peak output power as the transmitting performance. In addition, we have confirmed the good performance of the receiving circuits.
