Abstract(in English) | Modulation bandwidth enhancement of Distributed reflector (DR) lasers with wirelike active regions has been demonstrated by optical injection locking. The small signal bandwidth was increased to >15-GHz at a 5 mA bias, which is 4-times smaller bias than that for conventional edge-emitting lasers. Direct modulation of DR lasers at 10 Gbps has also been performed with a bias current of 5 mA and voltage swing of 0.4 V_ |
