Abstract(in English) | The uncooled 25-Gbps operation of a 1.3-μm directly modulated laser was demonstrated. This laser, which consists of a short InGaAlAs multi-quantum wells and a distributed feedback active stripe enables uncooled 25-Gbps operation even at elevated temperature 95deg.C. The fabricated laser with a 160-μm active stripe exhibited 25-Gbps eye opening from 25 deg.C to 95 deg.C with dynamic extinction ratio of more than 6dB. |
