Abstract(in English) We achieved the recorded high power conversion efficiency of 62% with a double intra-cavity contacted system. This system would be superior to the low optical loss, thermal and electrical resistance especially, so that it should be the promising solution in 2D-high power VCSELs and also in ultra-high bit-rate optical interconnection systems with low power consumption.
