Optical Injection Locking of Distributed Reflector Lasers with Wirelike Active Regions

Abstract(in English) Modulation bandwidth enhancement of Distributed reflector (DR) lasers with wirelike active regions has been demonstrated by optical injection locking. The small signal bandwidth was increased to >15-GHz at a 5 mA bias, which is 4-times smaller bias than that for conventional edge-emitting lasers. Direct modulation of DR lasers at 10 Gbps has also been performed with a bias current of 5 mA and voltage swing of 0.4V_ Eye-openings and error-free detection were confirmed.
