Lasing Oscillation in High-Q Three-Dimensional Photonic Crystal Nanocavities

Abstract(in English) Three-dimensional photonic crystal (3D PhC) nanocavity is a key structure for realizing thresholdless lasers due to the existence of a complete photonic bandgap. However, all the 3D PhC cavities reported so far only demonstrate low quality (Q) factors, and the lasing oscillation has yet to be realized. We report here the fabrication of a 3D PhC nanocavity with a high-Q cavity mode, exhibiting a record Q factor of 38,500. Coupling this mode with quantum dots, we present the first demonstration of lasing oscillation in 3D PhC nanocavities under pulsed excitation at a low temperature. We show a systematic change in the laser characteristics, including the threshold and the spontaneous emission coupling factor by controlling the crystal size in the third dimension, which consequently changes the strength of photon confinement.
