Integrated AlGaAs Quantum-Well Ridge-Structure Two-Wavelength DBR Laser for THz Wave Generation

Abstract(in English) An integrated two-wavelength DBR laser consisting of two DBR lasers and a Y-branch waveguide amplifier was designed and fabricated. The optical waves from the two DBR lasers are combined into the single output channel of the Y-branch waveguide amplifier and emitted from the output facet. In order to control the difference between the grating periods of the DBR pair and maintain the period uniformity, the frame size of the EB writing was accurately adjusted. Laser performances of same output level of ~10 mW and wavelength difference of 1.0~3.7 nm (0.47~1.8 THz beat frequency) with side-mode suppression ratio of 30 dB, suitable for THz wave generation by photomixing, were obtained.
