Abstract(in English) Maximized Induced Current Photodiode (MIC-PD) has an optimized structure between a responsivity and a bandwidth by minimizing a carrier transit time for a given absorption layer thickness. In this paper, we investigate a low bias voltage and a high optical input power operation of a new Composite field MIC-PD introducing composite field to the MIC-PD in order to reduce degradation of a frequency response induced by a space charge effect. By characterizing applied bias and input power dependence of frequency response for 19-μm mesa diameter device, a responsivity of 0.8 A/W and a 3-dB bandwidth of over 35 GHz at a low reverse bias voltage of 2.0 V and a high average photocurrent of 4 mA is achieved.
