Fabrication of red, green and blue emitters using GaN-based UV Light-emitting diodes with Schottky-type structures

Abstract(in English) The cost-effective integration of light-emitting diodes (LEDs) is one of the important issues for the fabrication of flat-panel displays (FPDs). In this study, GaN-based UV Schottky-type (ST-) LEDs were fabricated using GaN layers grown by MBE. The red, green and blue (RGB) pixels were also fabricated using the UV LEDs and RGB phosphors. In the case of ST-LED's fabrication, surface control of GaN layers is a crucial issue. The surface modification for the fabrication of the Schottky contacts is also reported. It was clarified that the surface modification is effective for the improvement of the diode characteristics including the reduction of reverse-bias leakage current. The modification also improves the quantum efficiency of the ST-LEDs. The RGB pixels were also fabricated using the GaN-based UV ST-LEDs.
