Abstract(in English) | Spin vertical-cavity surface-emitting lasers (Spin VCSELs) are expected to have potential applications such as quantum information systems and optical interconnections, since spin-dependent lasing polarizations can be obtained via the selection rule of optical transitions in the active layer, which enable it to convert the electron spin polarizations (i.e. the information carrier in spintronics) directly into optical signals. We have so far fabricated a VCSEL based on (110)-oriented quantum wells on a GaAs substrate that provide a very long spin relaxation time, and demonstrated circularly polarized lasing with a high degree of circular polarization of 0.94 at 77K. In this paper, we investigated switching of the lasing circular polarizations aiming at the potential applications, and demonstrated 1GHz switching. |
