Abstract(in English) A 60-GHz band phased array transmitter is developed based on standard 90-nm CMOS process and beam steering function is demonstrated using a transmitter module with a 1x6 array antenna. The transmitter includes a phase locked oscillator and 6 RF circuits which consist of an orthogonal modulator, a high gain amplifier, and a power amplifier. Each of RF circuits connects to each antenna directly. An RF signal phase is changed every 90-degree by switching paths of a baseband signal which are delivered to the orthogonal modulator. Each of the RF circuits typically exhibits a power of 0dBm at 1-dB compression point, a conversion gain of 15dB, and a 3-dB bandwidth of 600MHz. The phase noise is -80dBc/Hz at 1MHz offset. The beam steering from 0 to 60 degree is observed. The chip size is 5mmx2.5mm. The circuit consumes 960mW at 1.0V supply.
