Abstract(in English) We report on a recent progress in 1.3μm InAs/GaAs quantum dot laser developments. To achieve single-mode lasing for longer transmission distance, distributed feedback lasers have been developed.Sufficiently large coupling coefficient allows for stable single-mode lasing. Temperature stable 10.3Gb/s modulation characteristics between 15℃ and 70℃ are realized. On the other hand, we have newly developed 5-lalyer-stacked high-density quantum dot with a density of 5.9×10^<10>cm^<-2> yielding a high net modal gain. The fabricated FP lasers show temperature-insensitive 10.3Gb/s modulation and higher modulations up to 20Gb/s, which is the first demonstration in 1.3-μm quantum dot lasers, to the best of our knowledge.
