Fabrication of Five-layer Asymmetric Coupled Quantum Well Microring Resonator Wavelength Filter

Abstract(in English) We propose a tunable microring wavelength filter with InGaAs/InAlAs five-layer asymmetric coupled quantum wells (FACQWs) in a waveguide core. The free spectral range (FSR) and a full width at half maximum (FWHM) were designed to be 3.65nm and 0.32nm, respectively. The coupler between a microring and a busline waveguide is a directional coupler with a shallow groove. Tunable filtering characteristics were theoretically analyzed, and it was found that the tuning wavelength of 0.83nm is expected when an applied voltage is 2.2V. The designed tunable wavelength filter was fabricated using molecular beam epitaxy (MBE) and dry etching process. The coupling efficiency K at the directional coupler and loss per round α_t estimated from the experimental transmittance characteristics were 0.155 and 1.88dB/round, respectively. Wavelength tuning was also achieved though the operating voltage is higher than expected. The wavelength tuning of 0.9nm was obtained at 13V.
