Abstract(in English) Wavelength tunable lasers are key devices in metro/core optical networks utilizing wavelength division multiplexing. In this paper, we propose and demonstrate the compact and low power consumption tunable laser composed of the semiconductor optical amplifier and the external cavity fabricatd with silicon waveguide. The size of the external cavity is 1/25, and the tuning power consumption is 1/8 of the conventional cavity fabricated with SiON waveguide. Using the fabricated external cavity, the stable tunable laser operation was achieved with the wavelength tuning range of 38nm (1567-1605nm).
