Abstract(in English) Laser projectors with red laser diode (LD) for red light source, blue LD for blue one, and green laser consisted of light pumped LD or DBR-LD with SHG device have been widely attractive. Especially, flying spot type projectors, in which pictures are drawn by using raster-scan laser beams, necessitate red LDs with shorter lasing wavelength and high beam quality in a view point of eye-safety and high definition pictures. For this application, we have developed a new ridge structure LD, which could lase up to 140mW at 25C, CW in a lateral single mode with wavelength of 638nm.
