Abstract(in English) We report on the design and fabrication of integrated 1x8 optical phased-array space switches. Utilizing single stage of carrier injection-based phase modulation, operation of a 1x8 InP/InGaAsP phased array switch in the entire C-band (1520-1580nm) is achieved for both TE and TM polarization states. Polarization dependent loss lower than 2.2dB, wavelength dependent loss lower than 2.5dB and average on/off extinction ratio of 17.7dB are achieved with an average current injection less than 100mA. Dynamic operation is also achieved with a reconfiguration time of less than 6ns.
