Abstract(in English) An InP n-p-i-n Mach-Zehnder modulator and a semiconductor optical amplifier were monolithically integrated to compensate for the modulator's insertion loss. The device gain exceeded 10dB for the full C-band region. The error free transmission of a 10-Gbit/s non-return-to-zero signal over a 100-km single-mode fiber was demonstrated across the full C-band region. 10-Gbit/s optical duobinary transmission over a 200-km single-mode fiber is also demonstrated at a low driving voltage of 2.8V with a push-pull configuration. A power penalty of less than 6dB was obtained in the 1540 to 1560nm wavelength region.
