Abstract(in English) A W-band second harmonic InGaP HBT oscillator with optimized second harmonic loads is presented. To enhance output power of the oscillator, each second-harmonic load of the oscillator core was optimized in consideration of the correlations between the terminated loads. The optimal second-harmonic load condition obtained by simulation shows a good agreement with the result of the circuit analysis which was reported previously. To validate the simulation, several InGaP-HBT MMIC oscillators including optimized harmonic loads were fabricated and evaluated. Measurement shows that among the oscillators, the oscillator with the optimized loads delivers the best performance: an output frequency of 76.4GHz, an output power of 7.5dBm, and a phase noise of -108dBc/Hz at a 1MHz offset from carrier. Thus, the measurement validates the simulation.
