Abstract(in English) In this paper reports on a 60GHz band high-speed switchable dual-frequency monolithic p-HEMT oscillator for FSK (Frequency shift keying). The oscillator has a finite-ground coplanar waveguide resonator and an open stub switched by HEMT switch on GaAs substrate. The oscillator obtains an output power of 1.8dBm at 61.43GHz with a phase noise of -65dBc/Hz at 100kHz offset and -89dBc/Hz at 1MHz offset to the carrier at free-run state. This type of oscillator has a feasibility of multi-gigabit data rate FSK modulation.
