Highly reliable operation of 10-Gbps low-power-consumption lasers with InGaAlAs-InGaAsP integrated structures

Abstract(in English) We demonstrated highly reliable operation of 10-Gbps low-power-consumption lasers with InGaAlAs/InGaAsP integrated structures. These lasers are produced with a novel concept of free integration of InGaAlAs-based and InGaAsP-based components on a single InP substrate. A butt-jointing process with in situ cleaning was used to obtain high-quality integration of InGaAlAs and InGaAsP components. Both combinations of InGaAlAs lasers integrated with InGaAsP-based components, and InGaAsP lasers integrated with InGaAlAs-based components were fabricated using the process. Aging tests on both types of lasers showed no significant degradation in their driving current. The free integration of InGaAlAs and InGaAsP is promising for development of higher-performance devices for the next generations of optical communications applications.
