Abstract(in English) Widely wavelength-tunable lasers with low power consumption and low cost are indispensable for dense wavelength division multiplexing (DWDM) network systems. External cavity tunable lasers were reported with ring resonators on a silica waveguide-based planar lightwave circuit (PLC) that was hybridly integrated with a semiconductor optical amplifier (SOA) chip. In this paper, we propose a very compact monolithically integrated wideband tunable laser diode with a novel ring/MZI loop-filter structure and show 39-nm tuning range.
